Top-Gate Carbon Nanotube Field Effect Transistor

Background: A carbon nanotube (CNT) is a one-dimensional molecular wire which is believed to have many potential applications in upgrading the density and performance of electronic information systems. Technology: This invention solves six potential problems with incorporating CNT's into next generation electronics: controlled growth (location, orientation, and diameter) of the CNT; low contact resistance between the CNT and electrode; local capacitive coupling between the CNT and gate; limited parasitic capacitance between the CNT and drain and source; integration of multiple transistors on a single chip; and compatibility with well established semiconductor industry practices. Application: This invention will be used to fabricate high performance CNT field effect transistors, useful in applications in extremely low power memory (single electron transistor), computation, high speed and low power consumption signal processing, gas sensing, biological weapon detection, DNA and protein recognition.
